ギガフォトン株式会社(本社: 栃木県小山市、代表取締役社長: 渡辺裕司、http://www.gigaphoton.com/)は、同社のArFレーザプラットフォームであるGigaTwin向けに、ランニングコストとダウンタイムを大幅に削減する新技術を独自開発したと発表しました。ギガフォトンが独自開発した新技術は「GRYCOS」、「MPL」、「TGM」の3つで、導入によりレーザチャンバ、狭帯域化モジュール、ガス交換に関わるコストもしくはダウンタイムが、従来と比較して40~80%削減されるものと期待されます。同社は2008年第1四半期の販売台数で世界シェア50%を超えましたが(注)、CoOを大幅に低減する新技術でそのシェアを更に伸ばすことを目指しています。

これらの3技術は、GigaTwinプラットフォーム上のすべてのレーザ装置に搭載可能で、ギガフォトンでは2008年下期から出荷するレーザ装置に搭載する計画です。また、すでに稼働中のレーザ装置にも搭載可能で、2008年第3四半期から順次市場に導入していく予定です。

ArF露光プロセスには液浸露光、ダブルパターニングといった新技術が導入され、半導体の微細化が推し進められてきています。このためプロセス装置は高性能・高スループットが進み、半導体工場では競争力を上げるために、稼働率向上と運転コスト削減への要求がますます厳しくなっています。

ギガフォトンは2006年にCoO(Cost of Ownership)をCoC(消耗品コスト、ランニングコスト)とCoD(ダウンタイムコスト)の2種類に分類するという考え方を示し、2007年から2009年の3年間でレーザ装置のCoOを半減するロードマップに沿って活動しています。ギガフォトンが独自開発した新技術は、このコスト削減ロードマップを実現する重要な技術と位置づけられます。

新技術解説

1.GRYCOS (Gigaphoton Recycled Chamber Operation System)
GRYCOS(グリコス)は、発振段に使用されているレーザチャンバが寿命に達した際に、そのチャンバをそのまま増幅段において再利用することにより、必要とされるチャンバの個数を削減する技術です。GRYCOS導入により、レーザチャンバに関わるコストを約40%削減します。

2. MPL (Multi Positioning Line Narrowing Module)
LNM(Line Narrowing Module)内の光学素子であるグレーティング表面は紫外光によって劣化し、これがLNMの寿命を決める主要因でした。MPLではグレーティング表面を2つの領域に分割し、それらを1箇所ずつ使用することにより、寿命を本来の2倍まで高めることを可能としました。

3. TGM (Total Gas Manager)
TTGMは、ガス交換頻度を下げることで年間のダウンタイムを削減できます。レーザチャンバ内のガス組成の制御精度を飛躍的に高め、長期間安定した性能を保証します。TGMによりガス交換頻度が従来の5分の1から10分の1に低減され、年間で数十時間の稼働時間向上が見込めます。

http://www.gigaphoton.com/OYAMA, JAPAN, July 7, 2008 —  Gigaphoton Inc., a major lithography light source manufacturer for the global semiconductor industry, today unveiled three major technology enhancements to its “GigaTwin” ArF laser platform that significantly reduce costs and downtime—a new recycled chamber operating system, line-narrowing module and gas manager.

The GRYCOS, a recycled chamber operating system, reuses the oscillator stage laser chamber for the amplifier stage.  As a result, the number of required chambers is reduced and the cost related to the laser chamber is decreased by 40 percent.  The MPL, multi-positioning line-narrowing module, can as much as double the lifespan of a laser’s critical line-narrowing module (LNM).  By dividing the grating surface into two fields, the MPL minimizes ultraviolet light surface deterioration of the grating around the optics in the LNM.  Lastly, Gigaphoton’s Total Gas Manager (TGM) dramatically decreases laser system downtime by reducing the need for gas refill.  Enhancing control accuracy, allows the TGM to reduce gas refill by 1/5 to 1/10 that of the conventional frequency, thus increasing the running time by several tens of hours.

GRYCOS, MPL and TGM can be mounted on any laser unit based on the GigaTwin platform.  Starting in the latter half of 2008 new laser products will incorporate these next-generation technologies.  Availability is also planned by the 3rd quarter of 2008 for installation in systems already running at customer sites.

In a separate announcement, Gigaphoton also reports that it has now captured more than a 50-percent share of the total excimer laser market during the first quarter of 2008 (based on laser sales), which can be attributed to the reliability of its products.  The company is confident that these three most recent advancements will allow the company to further enhance its market position moving forward.
